■  課程目標及內涵 (Course Objectives and Contents)
本課程旨在深入探討後摩爾時代下，積體電路產業如何透過「小晶片」設計方法與「異質整合」先進構裝技術，持續推動系統效能提升、功耗降低與多功能融合。課程內容涵蓋從基礎概念、關鍵製程技術（如2.5D/3D IC、中介層、混合鍵合）、設計挑戰（熱管理、信號完整性、測試策略），到最新應用案例與未來發展趨勢。學生將能全面理解從單一晶片到系統級整合的技術演進、挑戰與解決方案。
